Internal separation (delamination) on the die or leadframe, wire bond damage, die damage, internal cracks and cracks extending to the component surface, or even component bulging and popping, aka “popcorn”, which will lead to assembly repair or even scrap. More importantly, those invisible and latent defects will be incorporated into the product, causing problems with the reliability of the product.
